Dr. Liu Yan from The Fourth-Generation Materials and Devices Research Group of Shenzhen Pinghu Laboratory recently published a paper titled " The impact of many-body effects on the properties of β-(AlGa)2O3/Ga2O3 quantum cascade structure." in the Journal of Applied Physics
This paper studies the many-body effect in the β-(AlGa)2O3/Ga2O3 quantum cascade structure through numerical solutions and explores the influence of the many-body effect on the conduction band structure and the transition absorption characteristics between subbands. The results show that at a certain temperature, the static many-body effect significantly increases the peak absorption coefficient corresponding to the subband transition, while the dynamic many-body effect causes a clear blue shift in the absorption peak. It provides a reference for analyzing the absorption characteristics of β-(AlGa) 2O3/Ga2O3 subband transitions, and offers a theoretical basis and design ideas for future development of long-wave infrared subband optoelectronic devices based on β-(AlGa)2O3/Ga2O3.
